Abstract

This paper presents a new large signal modeling technique that makes substantial extension to the polyharmonic distortion (PHD) model concept. The extension accounts for the influence of traveling wave a2 magnitude presented on the output port on the variation of S and T parameters. The inherent relationship between a2 and the S and T parameters has been illustrated theoretically and experimentally. Automated extraction procedure for the extended PHD model is developed which directly utilizes large-signal waveform data. The resulting model was implemented in ADS showing very good agreement with measurement data on a 100 W LDMOS device.
